About the Role
Broadcom is seeking an IC package-design engineer to develop complex flip-chip-BGA packages for industry-leading ASICs. You will join a worldwide R&D team focused on high-performance package designs for AI, networking, HPC, and 5G applications, including advanced SerDes and power delivery. This role offers the opportunity to collaborate on new design structures and improve team efficiency.
Responsibilities
- Overall design responsibility for ASIC package designs, including signal integrity, power integrity, manufacturability, reliability, and thermal aspects.
- Package design of critical structures for SerDes, ADC/DAC, DDR, etc.
- Schedule, prioritize, and track work across multiple projects simultaneously.
- General flip-chip BGA package design and engineering.
- Project management and customer interface for design projects.
- Contribute to design team efficiency through process development, automation, and documentation.
- Physical design (layout) is a foundational responsibility.
Requirements
- BSEE or similar field with 2+ years of experience in flip-chip-BGA package design, including high-speed SerDes.
- MSEE or PhD.
- Knowledge of electrical engineering fundamentals.
- Working knowledge of package-level signal integrity and power integrity is preferred.
- Cadence APD (allegro package designer) experience is preferred; equivalent layout tool is acceptable.
- Ability to cooperate with a worldwide team across multiple time zones, including co-design with internal and external designers.
- Self-management and organization skills.
- 1+ years of experience with Cadence SKILL for Allegro or similar design-automation coding experience and interest is preferred.
